Novel heterojunction varactors

Article Abstract:

A critical part of millimeter-wave and submillimeter-wave heterodyne receivers is the local oscillator source; systems at frequencies above 100 GHz require harmonic multipliers to obtain the required output power and frequency. Manley-Rowe relations show that an ideal harmonic generator with 100 percent conversion efficiency is possible with a varactor, or nonlinear voltage-controlled capacitor, but real multiplier circuits are limited by loss in the varactor and circuit, as well as by impedance matching limitations at the input and output frequency and at the idler and harmonic frequencies. Varactor performance is limited by loss in the parasitic series resistance and the inherent response time of the device caused by such mechanisms as velocity saturation in the semiconductor. Several varactor structures are described, and their performance for use in harmonic multipliers is compared.

Dependence of process parameters on planarization isolation and etching of sloped Vias in polyimides for GaAs ICs

Article Abstract:

Developing an efficient multi-level metal interconnect process requires a dielectric layer with optimum insulating property, good planarization, and fine line patterning ability of sloped vias. These properties are found in polyimides, a new class of organic dielectric material. Other attributes of polyimides include ease in realization, and radiation hardness. Its low-temperature process compatibility makes the polyimide highly conducive to GaAs ICs. The optimum process condition for realizing sloped vias in polyimides using chemical etching is presented.

Capacitance Uniformity of Silicon Hyperabrupt Varactors

Article Abstract:

Turner diodes for a television must have identical capacitance- voltage characteristics. They then achieve good frequency tracking If the capacitance deviations are large, matched diodes are obtained through capacitance selection. Capacitance uniformity of silicon turners is described. Capacitance-voltage characteristics are graphed.
