3-D mounting technology serves memory-applied products

Article Abstract:

Hitachi Ltd. plans to utilize during the mounting process for memory-applied products' tape carrier packages three-dimensional technology. Hitachi plans to launch in 1998 its new 256-megabyte dual in-line memory modules and its two-64-megabyte-equipped 128-megabyte DRAMs. The move was aimed at helping Hitachi set itself apart in terms of technologies for advanced packaging and manufacturing processes.
